Riassunto
Development of a Matlab-Simulink Digital-twin model of a SiC device. The model includes both the electrical part and the thermal part; it can also be adapted to GaN devices.
To achieve this goal, tests were carried out on a SiC DSC (Double Side Cooled) power module mounted inside a three-phase inverter equipped with a gate driver.
The results achieved from the tests carried out were used for the characterization of the model created.
Tests were also carried out on the inverter in order to evaluate the accuracy of the model with respect to the actual operation of the system.
